    本研究では、応募者がこれまでに培った10 nm級量子ドットの単一電子トランジスタへの応用技術に基礎を置き、単一電子・スピン状態とその動力学がクーロン相互作用やスピン相互作用、テラヘルツ(THz)光、フォノンなどを用いて多彩に制御できることを実証するとともに、量子情報処理に向けた新規デバイスへの応用を探索することを目的として研究を行っている。
    <BR>
    昨年度は本プロジェクトの初年度であったため、まずは10nm級の単一量子ドットを活性層とするトランジスタ素子の作製と伝導特性評価を中心として研究を行った。応募者がこれまで行ってきたGaAs基板上に形成された自己組織化量子ドットを活性層とする単一量子ドットトランジスタの作製の他、特に新しい取り組みとして、太陽電池など光デバイスへの応用が期待されるPbSコロイド量子ドットをソースドレイン金属電極の間に挟むことで単一のPbS量子ドットを介した電子輸送特性を測定することに成功した。極低温環境下で明瞭な階段状の電流-電圧特性が観測され、その様子がゲート電圧によって変調される様子が観測された。この特性はPbS量子ドット中に形成された電子の量子準位を介して電子が1つずつ流れることを示しており、素子が単一電子トランジスタとして機能していることが分かった。更に詳細な伝導特性評価により、量子ドット中の量子準位間隔や電子の帯電エネルギーは30-100meV程度となることが分かり、THz帯光子のエネルギースケールに相当するため、THz帯の量子情報デバイスへの応用が可能なことが分かった。

    Electrical manipulation and read-out of quantum states in zero-dimensional quantum dots by nanogap metal electrodes is expected to bring about innovation in quantum information processing. In this study, we have investigated a way to control quantum states in nanostructures mainly by terahertz wave. We succeeded in characterizing electronic properties on off-equilibrium states in InAs QDs by terahertz photocurrent spectroscopy. Moreover, an electric-field control of quantized conductance in gold quantum point contacts was demonstrated by adopting a liquid-gated electric-double-layer transistor geometry. Furthermore, we extended our research to some new materials including InSb quantum dots and GaSb quantum wells. These works are opening a way for novel quantum information applications of quantum nanostructure systems.

    The orbital quantization energies and electron energies in self-assembled InAs quantum dots lie in the energy range of terahertz photons. However, since the quantum dots are by far smaller than the terahertz wavelength, the conventional terahertz transmission spectroscopy cannot obtain signals from the quantum dots. In this work, we have developed a novel spectroscopy technique for single quantum dots; we have tightly focused terahertz radiation on a single quantum dot by using the source/drain electrodes of the single quantum dot transistor structure as a terahertz antenna and measured terahertz-induced photocurrent through the quantum dot. From such measurements, we have determined important parameters on the electronic structures of the quantum dots, such as orbital quantization energies and electron charging energies.

    We have fabricated lateral electron tunneling structures by forming nanogap electrodes directly contacting single self-assembled InAs quantum dots (QDs) grown on GaAs surfaces. The fabricated junctions showed single electron tunneling behaviors and exhibited clear shell fillings. When quantum mechanical coupling between electrons in the QDs and the electrodes was strong, the Kondo effect was observed up to the very high temperature of T_K~80K.
    Owing to the good compatibility of InAs QDs with metals, further functionalities can be added to the structure by using superconducting or ferromagnetic nanogap electrodes.
